Semiconductor PMZ250UN,315 is a 250V Silicon Unilateral Switch (SUS) manufactured by NXP Semiconductors. It is an SCR series device with an on/off ratio of 15%. It is suitable for industrial, automotive, and consumer applications. It has a blocking voltage of 250V and an on-state current of 315A. The device comes with an insulated gate, enabling it to be operated with a control voltage as low as 5V. It also has an internal thermal protection that limits current density. The switching time is designed to be as fast as 5µs. The device comes in a DPAK package.
